The invention provides a product and a manufacturing process for a high power semiconductor device. The semiconductor device comprises a GaN/AlGaN epilayer structure on an SOI substrate with a thick, uninterrupted GaN layer for use in high-power applications.

What is claimed is: 1. A semiconductor device prepared by a process comprising: providing a silicon-on-insulator (SOI) substrate, wherein the SOI substrate comprises a bulk Si(111) handle substrate; depositing a high pressure group (III)-nitride layer at a pressure in a range of about 200 Torr to about 400 Torr; depositing a low pressure group (III)-nitride layer deposited at a pressure in a range of about 150 Torr to about 190 Torr directly adjacent to the high pressure group (III)-nitride layer, the high pressure group (III)-nitride layer and the low pressure group (III)-nitride layer forming a compositionally homogeneous group (III)-nitride layer; locating a metal-group (III)-nitride layer between the substrate and the compositionally homogeneous group (III)-nitride layer; locating a metal nitride layer located between the substrate and the metal-group (III)-nitride layer, comprising a low-temperature metal-nitride layer deposited at a temperature in a range of about 900° C. to about 1000° C. and having a thickness in a range of 30 nm to 50 nm, and a high temperature metal-nitride layer directly adjacent to the low-temperature metal-nitride layer, deposited at a temperature in a range of about 1050° C. to about 1075° C. and having a thickness greater than 300 nm; wherein the compositionally homogeneous group (III)-nitride layer has a thickness dimension greater than a thickness dimension of a combination of the metal-nitride layer and the metal-group (III)-nitride layer; and wherein the high pressure group (III)-nitride layer of the compositionally homogeneous group (III)-nitride layer is directly adjacent the metal-group (III)-nitride layer. 2. The semiconductor device as claimed in claim 1 , wherein the compositionally homogeneous group (III)-nitride layer comprises gallium nitride (GaN) to form a GaN layer, the metal-group (III)-nitride layer comprises aluminium gallium nitride (AlGaN) to form an AlGaN layer, the metal-nitride layer comprises aluminium nitride (AlN) to form an AlN layer and a content of Al from the AlN layer through the AlGaN layer to the GaN layer is present in an amount to reduce strain between the GaN layer and SOI substrate. 3. The semiconductor device as claimed in claim 2 , wherein the content of Al from the AlN layer to the GaN layer is present in an amount between 20 percent and 60 percent. 4. The semiconductor device as claimed in claim 2 , wherein the content of Al from the AlN layer through the AlGaN layer to the GaN layer decreases in content from the AlN layer through the AlGaN layer to the GaN layer. 5. The semiconductor device as claimed in claim 4 , wherein the content of Al from the AlN layer to the GaN layer is provided as discrete layers of decreasing Al content from the AlN layer through the AlGaN layer to the GaN layer. 6. The semiconductor device as claimed in claim 2 , wherein the AlN layer disposed between the SOI substrate and the AlGaN layer has a thickness dimension that is less than a thickness dimension of the AlGaN layer. 7. The semiconductor device as claimed in claim 2 , wherein the AlN layer disposed between the SOI and AlGaN layer has a thickness dimension selected to reduce bowing of the SOI substrate. 8. The semiconductor device as claimed in claim 7 , wherein the thickness dimension of the AlN layer disposed between the SOI and the AlGaN layer is between 300 nm and 600 nm. 9. The semiconductor device as claimed in claim 2 , wherein the GaN layer is of a substantially homogeneous structure. 10. The semiconductor device as claimed in claim 2 , wherein the GaN has a thickness dimension that is greater than a thickness dimension of a combination of AlN and AlGaN layers. 11. The semiconductor device as claimed in claim 1 , wherein the semiconductor is a high electron mobility transistor (HEMT).
